RESUMEN

We demonstrate surface emission of terahertz (THz) frequency radiation from a monolithic quantum cascade laser with built-in control over the degree of circular polarization by "fishbone" gratings composed of orthogonally oriented aperture antennas. Different grating concepts for circularly polarized emission are introduced along with the presentation of simulations and experimental results. Fifth-order gratings achieve a degree of circular polarization of up to 86% within a 12°-wide core region of their emission lobes in the far field. For devices based on an alternative transverse grating design, degrees of circular polarization as high as 98% are demonstrated for selected far-field regions of the outcoupled THz radiation and within a collection half-angle of about 6°. Potential and limitations of integrated antenna gratings for polarization-controlled emission are discussed.

RESUMEN

Optical feedback effects in lasers may be useful or problematic, depending on the type of application. When semiconductor lasers are operated using pulsed-mode excitation, their behavior under optical feedback depends on the electronic and thermal characteristics of the laser, as well as the nature of the external cavity. Predicting the behavior of a laser under both optical feedback and pulsed operation therefore requires a detailed model that includes laser-specific thermal and electronic characteristics. In this paper we introduce such a model for an exemplar bound-to-continuum terahertz frequency quantum cascade laser (QCL), illustrating its use in a selection of pulsed operation scenarios. Our results demonstrate significant interplay between electro-optical, thermal, and feedback phenomena, and that this interplay is key to understanding QCL behavior in pulsed applications. Further, our results suggest that for many types of QCL in interferometric applications, thermal modulation via low duty cycle pulsed operation would be an alternative to commonly used adiabatic modulation.

We propose a self-consistent method for the analysis of granular materials at terahertz (THz) frequencies using a quantum cascade laser. The method is designed for signals acquired from a laser feedback interferometer, and applied to non-contact reflection-mode sensing. Our technique is demonstrated using three plastic explosives, achieving good agreement with reference measurements obtained by THz time-domain spectroscopy in transmission geometry. The technique described in this study is readily scalable: replacing a single laser with a small laser array, with individual lasers operating at different frequencies will enable unambiguous identification of select materials. This paves the way towards non-contact, reflection-mode analysis and identification of granular materials at THz frequencies using quantum cascade lasers.

RESUMEN

The terahertz (THz) frequency quantum cascade laser (QCL) is a compact source of high-power radiation with a narrow intrinsic linewidth. As such, THz QCLs are extremely promising sources for applications including high-resolution spectroscopy, heterodyne detection, and coherent imaging. We exploit the remarkable phase-stability of THz QCLs to create a coherent swept-frequency delayed self-homodyning method for both imaging and materials analysis, using laser feedback interferometry. Using our scheme we obtain amplitude-like and phase-like images with minimal signal processing. We determine the physical relationship between the operating parameters of the laser under feedback and the complex refractive index of the target and demonstrate that this coherent detection method enables extraction of complex refractive indices with high accuracy. This establishes an ultimately compact and easy-to-implement THz imaging and materials analysis system, in which the local oscillator, mixer, and detector are all combined into a single laser.

Surface plasmons have found a broad range of applications in photonic devices at visible and near-infrared wavelengths. In contrast, longer-wavelength surface electromagnetic waves, known as Sommerfeld or Zenneck waves, are characterized by poor confinement to surfaces and are therefore difficult to control using conventional metallo-dielectric plasmonic structures. However, patterning the surface with subwavelength periodic features can markedly reduce the asymptotic surface plasmon frequency, leading to 'spoof' surface plasmons with subwavelength confinement at infrared wavelengths and beyond, which mimic surface plasmons at much shorter wavelengths. We demonstrate that by directly sculpting designer spoof surface plasmon structures that tailor the dispersion of terahertz surface plasmon polaritons on the highly doped semiconductor facets of terahertz quantum cascade lasers, the performance of the lasers can be markedly enhanced. Using a simple one-dimensional grating design, the beam divergence of the lasers was reduced from approximately 180 degrees to approximately 10 degrees, the directivity was improved by over 10 decibels and the power collection efficiency was increased by a factor of about six compared with the original unpatterned devices. We achieve these improvements without compromising high-temperature performance of the lasers.

We demonstrate terahertz (THz) frequency imaging using a single quantum cascade laser (QCL) device for both generation and sensing of THz radiation. Detection is achieved by utilizing the effect of self-mixing in the THz QCL, and, specifically, by monitoring perturbations to the voltage across the QCL, induced by light reflected from an external object back into the laser cavity. Self-mixing imaging offers high sensitivity, a potentially fast response, and a simple, compact optical design, and we show that it can be used to obtain high-resolution reflection images of exemplar structures.

We demonstrate that the cavity resonance frequency - the round-trip frequency - of Terahertz quantum cascade lasers can be injection-locked by direct modulation of the bias current using an RF source. Metal-metal and single-plasmon waveguide devices with roundtrip frequencies up to 35GHz have been studied, and show locking ranges above 200MHz. Inside this locking range the laser round-trip frequency is phase-locked, with a phase noise determined by the RF-synthesizer. We find a square-root dependence of the locking range with RF-power in agreement with classical injection-locking theory. These results are discussed in the context of mode-locking operation.

We report dual-frequency transmission imaging of polycrystalline materials using an electrically tunable terahertz (THz) frequency quantum cascade laser (QCL). Using our system we are able to obtain images at both 3.05 THz and 3.24 THz in a single two-dimensional scan of a sample. By taking the difference of the natural logarithms of the transmission coefficients obtained at each frequency, the difference-attenuation coefficient is determined, and evaluated for samples of lactose monohydrate, glucose monohydrate, sucrose, and the high explosive PETN. We also demonstrate difference-intensity imaging at these frequencies by combining amplitude modulation of the QCL bias with lock-in detection. Owing to the specific molecular absorption spectra of these materials in the THz frequency range, the samples can be distinguished using our technique.

RESUMEN

We report diffuse reflection imaging in air of concealed powdered samples using a terahertz quantum cascade laser. The sensitivity of the detection scheme to sub-surface absorption within samples is confirmed using fully-characterized powdered admixtures of polystyrene and polymethyl methacrylate (PMMA). Measurements of the backscattering intensity from these samples are then used in conjunction with Kubelka-Munk scattering theory, as well as several models based on the quasi-crystalline approximation, to extract the absorption coefficient of PMMA. Our research demonstrates the feasibility of high-resolution frequency-domain terahertz imaging for the detection and identification of concealed powders in a reflection geometry.

RESUMEN

We report terahertz quantum cascade lasers operating in pulsed mode at an emission frequency of 3 THz and up to a maximum temperature of 178 K. The improvement in the maximum operating temperature is achieved by using a three-quantum-well active region design with resonant-phonon depopulation and by utilizing copper, instead of gold, for the cladding material in the metal-metal waveguides.

RESUMEN

There is considerable interest in the interrogation of biological tissue at terahertz (THz) frequencies, largely due to the contrast in the optical properties of different biological tissues which occur in this electro-magnetic radiation band. Of particular interest are THz biomedical images, which have the potential to highlight different information than those acquired in other frequency bands, thereby providing an augmented picture of biological structures. In this work, we demonstrate the feasibility of an interferometric biological imaging technique using a THz quantum cascade laser (QCL) operating at 2.59 THz to perform coherent imaging of porcine tissue samples. We show the potential of this new THz biomedical imaging technique for in vivo studies, by virtue of its reflection geometry and useful tissue penetration depth enabled by the large THz powers emitted by the quantum cascade laser used in this work. The observed clustering of interferometric tissue signatures opens a pathway towards automatic techniques for the discrimination of healthy tissue types for the study of normal physiology and possible therapeutic approaches.

: We report photoreflectance (PR) and photoluminescence (PL) investigations of the electronic and polarization properties of different aspect ratio (height/diameter) InGaAs quantum rods (QRs) embedded in InGaAs quantum wells (QWs). These nanostructures were grown by molecular beam epitaxy using As2or As4sources. The impact of the As source on the spectral and polarization features of the QR- and QW-related interband transitions was investigated and explained in terms of the carrier confinement effects caused by variation of composition contrast between the QR material and the surrounding well. Polarized PR and PL measurements reveal that the polarization has a preferential direction along the [11¯0] crystal axis with a large optical anisotropy of about 60% in the (001) plane for high aspect ratio (4.1:1) InGaAs QRs. As a result, in PL spectra, the transverse magnetic mode dominated (11¯0)-cleaved surfaces (TM[001]>TE[110]), whereas the transverse electric mode prevailed for (110)-cleaved surfaces (TM[001]

Symmetric and antisymmetric band-edge modes exist in distributed feedback surface-emitting semiconductor lasers, with the dominant difference being the radiation loss. Devices generally operate on the low-loss antisymmetric modes, although the power extraction efficiency is low. Here we develop graded photonic heterostructures, which localize the symmetric mode in the device centre and confine the antisymmetric modes close to the laser facet. This modal spatial separation is combined with absorbing boundaries to increase the antisymmetric mode loss, and force device operation on the symmetric mode, with elevated radiation efficiency. Application of this concept to terahertz quantum cascade lasers leads to record-high peak-power surface emission (>100 mW) and differential efficiencies (230 mW A(-1)), together with low-divergence, single-lobed emission patterns, and is also applicable to continuous-wave operation. Such flexible tuning of the radiation loss using graded photonic heterostructures, with only a minimal influence on threshold current, is highly desirable for optimizing second-order distributed feedback lasers.
