RESUMEN

Fabrication of small-sized patterns of inorganic semiconductor onto flexible substrates is a major concern when manufacturing wearable devices for measuring either biometric or environmental parameters. In this study, micro-sized flexible ZnO UV photodetectors have been thoroughly prepared by a facile inkjet printing technology and followed with heat treatments. A simple ink recipe of zinc acetate precursor solution was investigated. It is found that the substrate temperature during zinc precursor ink depositing has significant effects on ZnO pattern shape, film morphology, and crystallization. The device fabricated from the additive manufacturing approach has good bendability, Ohmic contact, short response time as low as 0.3 s, and high on/off ratio of 3525. We observed the sensor's dependence of response/decay time by the illuminating UV light intensity. The whole process is based on additive manufacturing which has many benefits such as rapid prototyping, saving material, being environmentally friendly, and being capable of creating high-resolution patterns. In addition, this method can be applied to flexible substrates, which makes the device more applicable for applications requiring flexibility such as wearable devices. The proposed all-inkjet-printing approach for a micro-sized ZnO UV photodetector would significantly simplify the fabrication process of micro-sized inorganic semiconductor-based devices. A potential application is real-time monitoring of UV light exposure to warn users about unsafe direct sunlight to implement suitable avoidance solutions.

Pure metallic single-walled carbon nanotubes (m-SWCNTs) are very desirable for many electrode and interconnecting applications. However, the lack of reliable processing techniques to sort m-SWCNTs from the as-synthesized SWCNT samples is an obstacle to these applications. The effects of carbene-based covalent functionalization on the electrical properties of an isolated m-SWCNT, a semiconducting (s)-SWCNT, and a mixture network of both m- and s-SWCNTs are reported. For the first time, a semiconducting-to-metallic SWCNT transition upon dichlorocarbene functionalization is observed. Interestingly, the transition is reversible upon thermal annealing under ambient conditions. The electrical properties of m-SWCNTs remain largely unaffected whereas the on-state conductivity of s-SWCNTs is greatly reduced by this process, in agreement with the relevant theoretical predictions. These findings could pave the way for fabricating large-scale SWCNT-based interconnects and electrodes in full-carbon integrated circuits.

RESUMEN

In situ synthesized MWNT-CuS hybrid nanostructures were fabricated into ultrasensitive photodetectors. Upon exposure to light illumination, the MWNT-CuS devices showed pronounced photocurrent with a response time less than 0.5 s even under zero bias. The response mechanism could be attributed to a fast charge dissociation process at the interfaces of MWNTs and CuS nanoparticles due to the formation of the Schottky junctions.

Vertically aligned carbon-nanotube arrays are synthesized by chemical vapor deposition. Carbon-nanotube fibers are directly spun from the obtained nanotube arrays and then tested mechanically. A strong correlation between the array morphologies and the mechanical properties of the fibers is observed: well-aligned arrays yield fibers with much higher performance, while wavy and entangled arrays give poor fiber properties. More importantly, such array morphologies could be controlled by introducing hydrogen or oxygen during the nanotube synthesis. By simply switching the growth condition from 150 ppm oxygen addition to 2% hydrogen addition, the nanotube array changes from the wavy morphology to the well-aligned morphology, and correspondingly the tensile strength of the resultant fibers could be increased by 4.5 times, from 0.29 GPa for the fibers spun from the oxygen-assistance-grown nanotube arrays to 1.3 GPa for the fibers spun from the hydrogen-assistance-grown nanotube arrays. The detailed effects of hydrogen and oxygen on the nanotube growth, especially on the growth rate and the array spinnability, are extensively studied. The formation mechanism of the different morphologies of the nanotube arrays and the failure mechanism of the nanotube fibers are also discussed in detail.

RESUMEN

Ternary oxide Zn2GeO4 with a wide bandgap of 4.84 eV, as a candidate for fourth generation semiconductors, has attracted a great deal of attention for deep ultraviolet (DUV) photodetector applications, because it is expected to be blind to the UV-A/B band (290-400 nm) and only responsive to the UV-C band (200-290 nm). Here, we report on the synthesis of Zn2GeO4 nanowire (NW) networks by lower pressure chemical vapor deposition and investigate their corresponding DUV detection properties. We find that pure Zn2GeO4 NWs could be obtained at a growth pressure of 1 kPa. The DUV detection tests reveal that growth pressure exerts a significant effect on DUV detection performance. The Zn2GeO4 NW networks produced under 1 kPa show an excellent solar-blind photoresponsivity with fast rise and decay times (t rise ≈ 0.17 s and t decay ≈ 0.14 s).

The increasing demand for wearable optoelectronics in biomedicine, prosthetics, and soft robotics calls for innovative and transformative technologies that permit facile fabrication of compact and flexible photodetectors with high performance. Herein, by developing a single-step selective laser writing strategy that can finely tailor material properties through incident photon density control and lead to the formation of hierarchical hybrid nanocomposites, e.g., reduced graphene oxide (rGO)-zinc oxide (ZnO), a highly flexible and all rGO-ZnO hybrid-based photodetector is successfully constructed. The device features 3D ultraporous hybrid films with high photoresponsivity as the active detection layer, and hybrid nanoflakes with superior electrical conductivity as interdigitated electrodes. Benefitting from enhanced photocarrier generation because of the ultraporous film morphology, efficient separation of electron-hole pairs at rGO-ZnO heterojunctions, and fast electron transport by highly conductive rGO nanosheets, the photodetector exhibits high, linear, and reproducible responsivities to a wide range of ultraviolet (UV) intensities. Furthermore, the excellent mechanical flexibility and robustness enable the photodetector to be conformally attached to skin, thus intimately monitoring the exposure dosage of human body to UV light for skin disease prevention. This study advances the fabrication of flexible optoelectronic devices with reduced complexity, facilitating the integration of wearable optoelectronics and epidermal systems.

RESUMEN

Inkjet printing is a powerful and cost-effective technique for deposition of liquid inks with high accuracy, which is not only of great significance for graphic applications but also has enormous potential for the direct printing of optoelectronic devices. This review highlights a comprehensive overview of the progress that has been made in optoelectronics fabrication by the inkjet printing technique. The first part briefly covers the droplet-generation process in the nozzles of printheads and the physical properties affecting droplet formation and the profiles of the printed patterns. The second section outlines the recent activities related to applications of inkjet printing in optoelectronics fabrication including solar cells, light-emitting diodes, photodetectors and transparent electrodes. In each application field, the challenges with the inkjet printing process and the possible solutions are discussed before a few remarks. In the last section, a brief summary on the progress of inkjet printing fabrication of optoelectronics and an outlook for future research effort are presented.

RESUMEN

A wearable and flexible pressure sensor is essential to the realization of personalized medicine through continuously monitoring an individual's state of health and also the development of a highly intelligent robot. A flexible, wearable pressure sensor is fabricated based on novel single-wall carbon nanotube /tissue paper through a low-cost and scalable approach. The flexible, wearable sensor showed superior performance with concurrence of several merits, including high sensitivity for a broad pressure range and an ultralow energy consumption level of 10-6 W. Benefited from the excellent performance and the ultraconformal contact of the sensor with an uneven surface, vital human physiological signals (such as radial arterial pulse and muscle activity at various positions) can be monitored in real time and in situ. In addition, the pressure sensors could also be integrated onto robots as the artificial skin that could sense the force/pressure and also the distribution of force/pressure on the artificial skin.

Noncontact electronic skin (e-skin), which possesses superior long-range and high-spatial-resolution sensory properties, is becoming indispensable in fulfilling the emulation of human sensation via prosthetics. Here, we present an advanced design and fabrication of all-graphene-based highly flexible noncontact e-skins by virtue of femtosecond laser direct writing (FsLDW). The photoreduced graphene oxide patterns function as the conductive electrodes, whereas the pristine graphene oxide thin film serves as the sensing layer. The as-fabricated e-skins exhibit high sensitivity, fast response-recovery behavior, good long-term stability, and excellent mechanical robustness. In-depth analysis reveals that the sensing mechanism is attributed to proton and ionic conductivity in the low and high humidity conditions, respectively. By taking the merits of the FsLDW, a 4 × 4 sensing matrix is facilely integrated in a single-step, eco-friendly, and green process. The light-weight and in-plane matrix shows high-spatial-resolution sensing capabilities over a long detection range in a noncontact mode. This study will open up an avenue to innovations in the noncontact e-skins and hold a promise for applications in wearable human-machine interfaces, robotics, and bioelectronics.

Leveraging the unique properties of single-walled carbon nanotube (SWNT) intramolecular junctions (IMJs) in innovative nanodevices and next-generation nanoelectronics requires controllable, repeatable, and large-scale preparation, together with rapid identification and comprehensive characterization of such structures. Here we demonstrate SWNT IMJs through directly growing ultralong SWNTs on trenched substrates. It is found that the trench configurations introduce axial strain in partially suspended nanotubes, and promote bending deformation in the vicinity of the trench edges. As a result, the lattice and electronic structure of the nanotubes can be locally modified, to form IMJs in the deformation regions. The trench patterns also enable pre-defining the formation locations of SWNT IMJs, facilitating the rapid identification. Elaborate Raman characterization has verified the formation of SWNT IMJs and identified their types. Rectifying behavior has been observed by electrical measurements on the as-prepared semiconducting-semiconducting (S-S) junction.

Catalyst-free, selective growth of ZnO nanowires directly on the commonly used dielectric SiO2 layer is of both scientific significance and application importance, yet it is still a challenge. Here, we report a facile method to grow single-crystal ZnO nanowires on a large scale directly on SiO2/Si substrate through vapor-solid mechanism without using any predeposited metal catalyst or seed layer. We found that a rough SiO2/Si substrate surface created by the reactive ion etching is critical for ZnO growth without using catalyst. ZnO nanowire array exclusively grows in area etched by the reactive ion etching method. The advantages of this method include facile and safe roughness-assisted catalyst-free growth of ZnO nanowires on SiO2/Si substrate and the subsequent transfer-free fabrication of electronic or optoelectronic devices. The ZnO nanowire UV photodetector fabricated by a transfer-free process presented high performance in responsivity, quantum efficiency and response speed, even without any post-treatments. The strategy shown here would greatly reduce the complexity in nanodevice fabrication and give an impetus to the application of ZnO nanowires in nanoelectronics and optoelectronics.

Plasmon-assisted visible light photocatalysis presents a possible solution for direct solar-to-fuel production. Here we investigate the plasmon-enhanced photocatalytic water splitting using different TiO2/Au electrode structures. Experimental data demonstrates that the Au embedded in TiO2 (Au-in-TiO2) electrode greatly outperforms the Au sitting on TiO2 (Au-on-TiO2) electrode. Numerical simulation shows that the local electric field is very intense in the semiconductor near Au nanoparticles, which causes the enhancement of electron-hole pair generation. A 3D Au-embedded TiO2 structure is thus proposed to further improve the light absorption and photocatalytic performance.

We report synthesis of multiple carbon-doped ZnO nanostructures by using carbon cloth as substrates to obtain multiple hollow ZnO microtube-nanowire structures. X-ray diffraction, X-ray photoelectron spectroscopy, and transmission electron microscopy analysis clearly show that carbon is doped into ZnO through substitution of carbon for oxygen in the growth and annealing processes. Upon exposure to 633-nm red laser, a distinct photoresponse can be observed, which indicates that carbon doping in ZnO can well extend its light harvesting to visible light region. Furthermore, a prototype of photovoltaic cell was fabricated to demonstrate the photovoltaic performance of multiple carbon-doped ZnO nanostructures under UV and visible light irradiation. This result shows that carbon-doped ZnO can act as effective photoactive materials for photoelectric components.

It is believed that the crucial step towards preparation of electrical conductive polymer-carbon nanotube (CNT) composites is dispersing CNTs with a high length-to-diameter aspect ratio in a well-aligned manner. However, this process is extremely challenging when dealing with long and entangled CNTs. Here in this study, a new approach is demonstrated to fabricate conductive polymer-CNT composite fibers without involving any dispersion process. Well-aligned CNT films were firstly drawn from CNT arrays, and then directly coated on polycaprolactone fibers to form polymer-CNT composite fibers. The conductivity of these composite fibers can be as high as 285 S m(-1) with only 2.5 wt% CNT loading, and reach 1549 S m(-1) when CNT loading is 13.4 wt%. As-prepared composite fibers also exhibit 82% retention of conductivity at a strain of 7%, and have improved mechanical properties.

Electrochemical electrodes based on dense and vertically aligned arrays of multi-walled carbon nanotubes (MWCNTs) were produced. The open tips of individual hollow nanotubes are exposed as active sites while the entangled nanotube stems encapsulated in epoxy collectively provide multiplexed and highly conductive pathways for charge transport. This unique structure together with the extraordinary electrical and electrochemical properties of MWCNTs offers a high signal-to-noise ratio (thus high sensitivity) and a large detection range, compared with other carbon-based electrodes. Our electrodes can detect K(3)FeCN(6) and dopamine at concentrations as low as 5 nM and 10 nM, respectively, and are responsive in a large dynamic range that spans almost 5 orders of magnitude.
