RESUMO

In this work, we present fabricated magnetic tunnel junctions (MTJs) that can serve as magnetic memories (MMs) or vortex spin-torque nano-oscillators (STNOs) depending on the device geometry. We explore the heating effect on the devices to study how the performance of a neuromorphic computing system (NCS) consisting of MMs and STNOs can be enhanced by temperature. We further applied a neural network for waveform classification applications. The resistance of MMs represents the synaptic weights of the NCS, while temperature acts as an extra degree of freedom in changing the weights and TMR, as their anti-parallel resistance is temperature sensitive, and parallel resistance is temperature independent. Given the advantage of using heat for such a network, we envision using a vertical-cavity surface-emitting laser (VCSEL) to selectively heat MMs and/or STNO when needed. We found that when heating MMs only, STNO only, or both MMs and STNO, from 25 to 75 °C, the output power of the STNO increases by 24.7%, 72%, and 92.3%, respectively. Our study shows that temperature can be used to improve the output power of neural networks, and we intend to pave the way for future implementation of a low-area and high-speed VCSEL-assisted spintronic NCS.

RESUMO

Although analog-to-digital converters (ADCs) are critical components in mixed-signal integrated circuits (IC), their performance has not been improved significantly over the last decade. To achieve a radical improvement (compact, low power and reliable ADCs), spintronics can be considered as a proper candidate due to its compatibility with CMOS and wide applications in storage, neuromorphic computing, and so on. In this paper, a proof-of-concept of a 3-bit spin-CMOS Flash ADC using in-plane-anisotropy magnetic tunnel junctions (i-MTJs) with spin-orbit torque (SOT) switching mechanism is designed, fabricated and characterized. In this ADC, each MTJ plays the role of a comparator whose threshold is set by the engineering of the heavy metal (HM) width. Such an approach can reduce the ADC footprint. Monte-Carlo simulations based on the experimental measurements show the process variations/mismatch limits the accuracy of the proposed ADC to 2 bits. Moreover, the maximum differential nonlinearity (DNL) and integral nonlinearity (INL) are 0.739 LSB (least significant bit) and 0.7319 LSB, respectively.

RESUMO

This work presents an eyeblink system that detects magnets placed on the eyelid via integrated magnetic sensors and an analogue circuit on an eyewear frame (without a glass lens). The eyelid magnets were detected using tunnelling magnetoresistance (TMR) bridge sensors with a sensitivity of 14 mV/V/Oe and were positioned centre-right and centre-left of the eyewear frame. Each eye side has a single TMR sensor wired to a single circuit, where the signal was filtered (<0.5 Hz and >30 Hz) and amplified to detect the weak magnetic field produced by the 3-millimetre (mm) diameter and 0.5 mm thickness N42 Neodymium magnets attached to a medical tape strip, for the adult-age demographic. Each eyeblink was repeated by a trigger command (right eyeblink) followed by the appropriate command, right, left or both eyeblinks. The eyeblink gesture system has shown repeatability, resulting in blinking classification based on the analogue signal amplitude threshold. As a result, the signal can be scaled and classified as well as, integrated with a Bluetooth module in real-time. This will enable end-users to connect to various other Bluetooth enabled devices for wireless assistive technologies. The eyeblink system was tested by 14 participants via a stimuli-based game. Within an average time of 185-seconds, the system demonstrated a group mean accuracy of 72% for 40 commands. Moreover, the maximum information transfer rate (ITR) of the participants was 35.95 Bits per minute.

RESUMO

The post-Miocene climatic histories of arid environments have been identified as key drivers of dispersal and diversification. Here, we investigate how climatic history correlates with the historical biogeography of the Atacama Desert genus Cristaria (Malvaceae). We analyze phylogenetic relationships and historical biogeography by using next-generation sequencing (NGS), molecular clock dating, Dispersal Extinction Cladogenesis and Bayesian sampling approaches. We employ a novel way to identify biogeographically meaningful regions as well as a rarely utilized program permitting the use of dozens of ancestral areas. Partial incongruence between the established taxonomy and our phylogenetic data argue for a complex historical biogeography with repeated introgression and incomplete lineage sorting. Cristaria originated in the central southern part of the Atacama Desert, from there the genus colonized other areas from the late Miocene onwards. The more recently diverged lineages appear to have colonized different habitats in the Atacama Desert during pluvial phases of the Pliocene and early Pleistocene. We show that NGS combined with near-comprehensive sampling can provide an unprecedented degree of phylogenetic resolution and help to correlate the historical biogeography of plant communities with cycles of arid and pluvial phases.

RESUMO

In this work, a new mechanism to combine a non-volatile behaviour with the spin diode detection of a vortex-based spin torque nano-oscillator (STVO) is presented. Experimentally, it is observed that the spin diode response of the oscillator depends on the vortex chirality. Consequently, fixing the frequency of the incoming signal and switching the vortex chirality results in a different rectified voltage. In this way, the chirality can be deterministically controlled via the application of electrical signals injected locally in the device, resulting in a non-volatile control of the output voltage for a given input frequency. Micromagnetic simulations corroborate the experimental results and show the main contribution of the Oersted field created by the input RF current density in defining two distinct spin diode detections for different chiralities. By using two non-identical STVOs, we show how these devices can be used as programmable non-volatile synapses in artificial neural networks.

RESUMO

PREMISE: The cactus family (Cactaceae) is a speciose lineage with an almost entirely New World distribution. The genus Eulychnia with eight currently recognized species is endemic to the Atacama and Peruvian Deserts. Here we investigated the phylogeny of this group based on a complete taxon sampling to elucidate species delimitation and biogeographic history of the genus. METHODS: A family-wide Bayesian molecular clock dating based on plastid sequence data was conducted to estimate the age of Eulychnia and its divergence from its sister genus Austrocactus. A second data set obtained from genotyping by sequencing (GBS) was analyzed, using the family-wide age estimate as a secondary calibration to date the GBS phylogeny using a penalized likelihood approach. Ancestral ranges were inferred employing the dispersal extinction cladogenesis approach. RESULTS: Our GBS phylogeny of Eulychnia was fully resolved with high support values nearly throughout the phylogeny. The split from Austrocactus occurred in the late Miocene, and Eulychnia diversified during the early Quaternary. Three lineages were retrieved: Eulychnia ritteri from Peru is sister to all Chilean species, which in turn fall into two sister clades of three and four species, respectively. Diversification in the Chilean clades started in the early Pleistocene. Eulychnia likely originated at the coastal range of its distribution and colonized inland locations several times. CONCLUSIONS: Diversification of Eulychnia during the Pleistocene coincides with long periods of hyperaridity alternated with pluvial phases. Hyperaridity caused habitat fragmentation, ultimately leading to speciation and resulting in the current allopatric distribution of taxa.

RESUMO

Magnetomyography (MMG) is the measurement of magnetic signals generated in the skeletal muscle of humans by electrical activities. However, current technologies developed to detect such tiny magnetic field are bulky, costly and require working at the temperature-controlled environment. Developing a miniaturized, low cost and room temperature magnetic sensors provide an avenue to enhance this research field. Herein, we present an integrated tunnelling magnetoresistive (TMR) array for room temperature MMG applications. TMR sensors were developed with low-noise analogue front-end circuitry to detect the MMG signals without and with averaging at a high signal-to-noise ratio. The MMG was achieved by averaging signals using the Electromyography (EMG) signal as a trigger. Amplitudes of 200 pT and 30 pT, corresponding to periods when the hand is tense and relaxed, were observed, which is consistent with muscle simulations based on finite-element method (FEM) considering the effect of distance from the observation point to the magnetic field source.

RESUMO

The tracking of eye gesture movements using wearable technologies can undoubtedly improve quality of life for people with mobility and physical impairments by using spintronic sensors based on the tunnel magnetoresistance (TMR) effect in a human-machine interface. Our design involves integrating three TMR sensors on an eyeglass frame for detecting relative movement between the sensor and tiny magnets embedded in an in-house fabricated contact lens. Using TMR sensors with the sensitivity of 11 mV/V/Oe and ten <1 mm3 embedded magnets within a lens, an eye gesture system was implemented with a sampling frequency of up to 28 Hz. Three discrete eye movements were successfully classified when a participant looked up, right or left using a threshold-based classifier. Moreover, our proof-of-concept real-time interaction system was tested on 13 participants, who played a simplified Tetris game using their eye movements. Our results show that all participants were successful in completing the game with an average accuracy of 90.8%.

RESUMO

Extreme arid conditions in the Atacama Desert in northern Chile have created a unique vegetation almost entirely restricted to the desert margins along the coast of the Pacific Ocean and the Andean range. In this study we provide data on the desert vegetation along elevational gradients at four localities from the western Andean slopes, between 19° and 21° S. Additionally, zonation of floristic data was explored. Three altitudinal zones could be classified and described in detail for each locality. Conspicuously divergent floras in the Atacama Desert have been recorded in the coastal 'lomas formations' and in the Andean desert vegetation, separated by a narrow band of absolute desert. In this study, we investigate the floristic relationships between both regions by implementing similarity analyses for 21 localities from the coastal and Andean deserts in northern Chile. Our results show a drastic east-west divergence in pairwise floristic similarity, which is in stark contrast to a weaker north-south divergence. A biotic barrier, preventing plant exchange from east to west and vice versa, imposed by the hyperarid conditions of the absolute desert, is one possible explanation for this finding. Moreover, the coastal and Andean deserts likely represent ecologically divergent habitats, e.g., in rainfall seasonality. Essential differences in factors determining plant life between both regions have probably contributed to a divergent evolution of the floras. Both explanations-ecological divergence and ecogeographical isolation-are not mutually exclusive, but likely complementary. We also combined floristic data from northern Chile and southern Peru. Similarity analyses of this combined dataset provide first floristic evidence for the existence of a biotic north-south corridor along the western slope of the Andes. Sub-Andean distributions of several species are discussed in the light of floristic connectivity between the Peruvian and Chilean Andean floristic clusters.

RESUMO

Dealing with big data, especially the videos and images, is the biggest challenge of existing Von-Neumann machines while the human brain, benefiting from its massive parallel structure, is capable of processing the images and videos in a fraction of second. The most promising solution, which has been recently researched widely, is brain-inspired computers, so-called neuromorphic computing systems (NCS). The NCS overcomes the limitation of the word-at-a-time thinking of conventional computers benefiting from massive parallelism for data processing, similar to the brain. Recently, spintronic-based NCSs have shown the potential of implementation of low-power high-density NCSs, where neurons are implemented using magnetic tunnel junctions (MTJs) or spin torque nano-oscillators (STNOs) and memristors are used to mimic synaptic functionality. Although using STNOs as neuron requires lower energy in comparison to the MTJs, still there is a huge gap between the power consumption of spintronic-based NCSs and the brain due to high bias current needed for starting the oscillation with a detectable output power. In this manuscript, we propose a spintronic-based NCS (196 × 10) proof-of-concept where the power consumption of the NCS is reduced by assisting the STNO oscillation through a microwatt nanosecond laser pulse. The experimental results show the power consumption of the STNOs in the designed NCS is reduced by 55.3% by heating up the STNOs to 100°C. Moreover, the average power consumption of spintronic layer (STNOs and memristor array) is decreased by 54.9% at 100°C compared with room temperature. The total power consumption of the proposed laser assisted STNO-based NCS (LAO-NCS) at 100°C is improved by 40% in comparison to a typical STNO-based NCS at room temperature. Finally, the energy consumption of the LAO-NCA at 100°C is expected to reduce by 86% compared with a typical STNO-based NCS at the room temperature.

RESUMO

In this work the kinetics of the charge ordering in magnetite (Fe3O4) below the Verwey transition temperature TV is investigated in time and energy domain. After excitation by a one-second voltage pulse to destruct the charge-ordered state below TV, an alternating current (AC) is used to perturb its recovery process. Upon warming up to above a temperature T(r)(< TV) the charge order recovers despite the ac perturbation, because the temperature-dependent relaxation time becomes shorter than the polarity change of the ac. From the frequency dependence of T(r)(f), an activation energy of ΔE = 126 meV is extracted. Below Tr the real part of the ac conductance Greal follows the relation Greal ∼ f(α) with α = 0.98 ± 0.18, suggesting that the charge reordering is driven by correlated hopping transport. The relaxation time τ = 1/f(T(r)) of the charge-ordered state is determined for temperatures between 70 and 98 K and is extrapolated to τ(TV) = 1.6 ms, continuously slowing down its dynamics as the temperature is decreased.

RESUMO

Nanowires of bismuth antimony telluride and bismuth telluride selenide (Bi15Sb29Te56 and Bi38Te55Se7) were grown by template-based pulsed electrodeposition. The composition and the crystallinity of the nanowires were determined by high-resolution transmission electron microscopy. The thermoelectric properties (Seebeck coefficient and electrical conductivity) of single p- and n-type nanowires, with diameter 80 nm and 200 nm, respectively, were determined as a function of temperature before and during heating in a helium atmosphere up to 300 K along the growth direction of the nanowires. After additional annealing in a tellurium atmosphere at 525 K, significantly enhanced transport properties are observed. Bulk-like power factors are achieved. In Bi38Te55Se7 nanowires, the Seebeck coefficients increase to -115 µV K(-1) and the thermoelectric power factors increase to 2820 µW K(-2) m(-1) at room temperature. In Bi15Sb29Te56 nanowires, Seebeck coefficients of up to S = +156 µV K(-1) and power factors of up to 1750 µW K(-2) m(-1) are obtained at room temperature.
